چکیده:

In this paper, Using some simplifying assumptions in a waveguide-separated absorption , grading , charge and multiplication avalanche photodetector (WG-SAGCM-APD) , a circuit model is presented . It is based on the carrier rate equations in the different regions of the device. according to this equations,a PSPICE model is constructed. this circuit modelling can be used to simulate any WG-APDs. Using this model the characteristic equations of photo-current and dark current are also investigated,respectively
